They control how contamination enters, how much is generated, where it travels, and how long it remains near wafers and tools. Filtered supply air, carefully chosen airflow patterns, controlled entry and materials handling, and continuous measurement work together with stable temperature and moisture conditions. The exact set points depend on the process area: a mask-writing zone may need tighter temperature stability than a general support space, while a photolithography area may need unusually precise humidity control.
The governing idea is captured in the ISO 14644-14:2026 preview: cleanrooms and associated controlled environments control contamination to levels appropriate for contamination-sensitive work. Dust control, thermal stability, and moisture control are therefore one coordinated facility-and-process problem, not three independent utilities.

What a semiconductor cleanroom is actually controlling
ISO defines a cleanroom as a room in which airborne particle concentration is controlled and classified, and which is designed and operated to control particle introduction, generation, and retention. Temperature, humidity, and other physical parameters are controlled when the process requires them; they are not automatically identical in every room or every fab. A room can meet a particle classification while still needing separate controls for moisture, corrosion risk, electrostatic discharge, or dimensional stability.

This distinction matters during construction and commissioning. “Clean” is a performance condition measured against a specified contamination limit, not a claim that the air contains zero particles. The particle class, sampling plan, environmental tolerances, recovery expectations, and surface-contamination limits must be tied to the process and documented in the facility design basis.

Three contamination pathways
- Introduction: particles enter through infiltration at doors, windows, and wall penetrations; in outdoor makeup air; and on people, materials, and equipment.
- Generation: personnel movement, garments, carts, tools, packaging, and process equipment can create particles inside the room.
- Retention and transport: particles can remain suspended or settle onto vulnerable surfaces if airflow does not dilute and carry them away.
ASHRAE’s Handbook—Fundamentals 2023, Chapter 19, describes the facility response as a combination of filtration, airflow, layout, and source-control practices. No single HEPA filter or garmenting step substitutes for the others.
How air movement and filtration remove dust
Filtered supply air
HEPA or ULPA filters remove airborne particulates from the air supplied to the clean zone. In many semiconductor cleanrooms, ceiling fan-filter units (FFUs) combine a fan with a HEPA or ULPA filter and provide filtered recirculating air. The filter rating and the number, arrangement, and operating speed of FFUs are design choices; the ASHRAE chapter does not establish one configuration for every fab.
Vertical unidirectional airflow
ASHRAE identifies vertical unidirectional airflow as a common semiconductor arrangement. Filtered air moves downward across the work area, and contaminated air leaves through low-level returns near the floor. This pattern is intended to sweep particles away from wafers and other sensitive work rather than allow room-scale mixing to carry them back across the process.
Airflow must be coordinated with equipment footprints, operator positions, returns, and obstructions. A newly installed tool, cable tray, light, or temporary construction barrier can create a wake or recirculation zone even when the filters themselves are functioning. Commissioning therefore checks actual airflow behavior and particle performance in occupied and operating configurations, not just an empty-room condition.

Keeping particles from arriving in the first place
Designers reduce entry by controlling openings, separating cleaner and less-clean activities, and defining how personnel, materials, and equipment move into the space. Construction details at doors and wall penetrations matter because leakage can bypass the intended filtration path. Incoming equipment and packaging need a documented cleaning or staging sequence, while personnel procedures limit particles generated by clothing, skin, and movement.
These measures complement filtration. If a source continuously releases particles beside a wafer, additional room air changes may dilute the plume but will not remove the source. Source control at the tool, enclosure, work surface, or handling step is usually the more direct intervention.
Temperature control: protecting chemistry and dimensions
Temperature affects chemical process behavior and the dimensions of materials. Small dimensional changes in wafers, masks, stages, or surrounding structures can contribute to overlay and mask-alignment errors. Thermal control therefore covers both the room air and heat released by tools, lighting, people, and process equipment.

| Application or condition | Temperature tolerance cited by ASHRAE | How to interpret it |
|---|---|---|
| Common cleanroom tolerance | ±0.6 K | A handbook example for many cleanroom applications. |
| Wafer or mask-writing areas | ±0.06 to 0.3 K | Tighter stability is likely where dimensional or exposure precision is highest. |
| Electron-beam reticle writing | ±0.06 K | An example tolerance, not a blanket requirement for all reticle facilities. |
| Photolithographic projection printers | ±0.3 K | An example associated with projection-printing equipment. |
These tolerances describe stability around a set point, not a recommended set point in degrees Celsius. The process owner, tool supplier, and facilities team must establish the allowable range, ramp rate, spatial uniformity, and alarm limits. A room that averages the right temperature but has gradients or short-term swings can still produce process variation.
How the building maintains stability
- Cooling and heating capacity are selected for the tool and room heat loads, not only for outdoor design conditions.
- Air distribution is arranged so supply air does not create hot or cold spots at wafers, masks, or metrology locations.
- Sensors are located where the process experiences the condition, with calibration and trend review tied to the control plan.
- Controls account for changes in occupancy, equipment state, maintenance activity, and makeup-air conditions.
During qualification, map temperature at representative work locations and under realistic tool operation. Investigate both slow drift and rapid excursions: a stable daily average can conceal a short event that affects a sensitive exposure or measurement.
Humidity and dew point: why moisture is a process variable
Relative humidity is a ratio that changes with temperature, so fabs commonly control moisture using dew point together with dry-bulb temperature. The combination establishes the actual moisture content more reliably than treating relative humidity as an isolated number.
Recommended Free Tools
ASHRAE identifies photoresist chemicals used in photolithography as a particularly critical reason for precise humidity control. Moisture conditions can also change electrostatic-discharge behavior, particle adhesion, corrosion of metal surfaces deposited on wafers, dimensional stability of hygroscopic materials, and resist stability.

| Moisture figure | Source context and qualification |
|---|---|
| 7–12°C dew point | Typical semiconductor wafer-fab-space range cited by ASHRAE Handbook—Fundamentals 2023, Chapter 19. |
| −2°C to 14°C dew point | Range ASHRAE notes for some processes; the appropriate value depends on the process. |
| ±2.5% relative-humidity control | Described by ASHRAE as achievable when makeup-air dew point is consistent and dry-bulb temperature is well controlled. |
These numbers are examples from a technical handbook, not universal fab set points. A process may need a dew point outside the typical 7–12°C range, and a room may need different limits during startup, maintenance, or a recipe change. The facility specification should state whether the tolerance applies to average room conditions, a spatial uniformity band, a short-term trend, or all three.
Moisture-related failure mechanisms
- Photoresist response: moisture can alter resist behavior and exposure consistency, making lithography especially sensitive.
- Electrostatic discharge: humidity changes the rate at which charge dissipates, affecting the risk profile for wafers, reticles, and electronics.
- Particle adhesion: surface moisture can change whether particles remain airborne or adhere to vulnerable surfaces.
- Corrosion: moisture can accelerate corrosion of deposited metal surfaces.
- Dimensional change: hygroscopic materials can absorb or release moisture and change size.
Classification is not the same as monitoring
A particle classification is a statement about airborne particle concentration under a defined measurement condition. Monitoring is the ongoing plan used to detect whether that condition remains under control. ISO 14644-2:2015 specifies minimum requirements for a monitoring plan related to airborne particle concentration; it does not turn one spot measurement into proof that every operating condition is controlled.
Particle deposition is a separate concern. A low airborne count does not automatically tell you how much material has settled on a mask, wafer carrier, or another vulnerable surface. ISO 14644-17:2021 addresses particle-deposition-rate applications and explains how deposition measurements can support contamination-control limits for vulnerable surfaces.
What an effective monitoring program includes
- Defined particle locations, sizes, sampling frequency, and operating states.
- Temperature and dew-point or relative-humidity sensors at process-relevant locations.
- Alarm limits, action limits, and escalation responsibilities linked to the process risk.
- Trend storage so gradual filter loading, moisture drift, or thermal changes are visible before an excursion.
- Periodic qualification after construction changes, tool moves, control-system work, or filter replacement.
The public ISO previews establish the scope of these standards, but they do not expose every requirement in the purchased documents. Use the applicable editions and the fab’s quality system when writing a formal qualification or monitoring protocol.

A construction-to-operation control sequence
Environmental performance is easiest to protect when it is designed into the project rather than added after tools arrive. A practical sequence is:
- Define process needs. For each area, record particle limits, temperature tolerance, dew-point or humidity range, spatial uniformity, recovery expectations, and sensitive surfaces or materials.
- Map sources and flows. Identify doors, wall penetrations, outdoor makeup air, personnel routes, material transfers, equipment exhausts, and internal particle generators.
- Select the airflow concept. Decide where filtered supply air, FFUs, returns, equipment enclosures, and service penetrations will sit. Check that the arrangement carries contamination away from critical work.
- Size thermal and moisture systems. Include tool heat, lighting, occupants, outdoor conditions, process exhaust interactions, and expected future equipment. Establish dew-point control with dry-bulb control rather than relying on a relative-humidity number alone.
- Build for cleanability and isolation. Seal penetrations, avoid ledges that collect dust, coordinate finishes and access panels, and provide controlled staging for incoming equipment and materials.
- Commission progressively. Verify filter installation and integrity, airflow direction, temperature and moisture stability, particle concentration, and recovery after a controlled disturbance.
- Requalify after change. Repeat the relevant checks after tool moves, ceiling or return modifications, control changes, major maintenance, or construction activity inside or beside the clean zone.
Troubleshooting common excursions
| Observed symptom | Likely investigation path | Corrective focus |
|---|---|---|
| Particle counts rise near a tool | Check a new source, operator movement, material handling, local airflow obstruction, and filter or FFU condition. | Remove or enclose the source, restore the intended flow path, and verify performance under operating conditions. |
| Particles rise throughout the room | Look for infiltration, door or penetration leakage, incoming material contamination, filter problems, and return-path changes. | Control the entry route, correct the filtration or airflow fault, clean affected surfaces, and requalify. |
| Temperature drifts or develops gradients | Compare sensor calibration and location with tool heat loads, occupancy, supply distribution, and control-valve operation. | Correct the control or distribution problem, then remap the process locations. |
| Dew point or humidity oscillates | Check makeup-air drying, sensor calibration, dry-bulb stability, load changes, and control-loop tuning. | Stabilize moisture at the air-handling source and confirm the resulting room condition, not only the controller output. |
| Airborne counts pass but surfaces show contamination | Review deposition risk, local wakes, settling time, and vulnerable-surface protection. | Use deposition-rate measurements and adjust source control, airflow, or handling practices. |
Do not respond to every excursion by simply increasing airflow. Higher flow can create turbulence, disturb a local process, increase energy use, or move contamination from one location to another. First identify whether the problem is an introduced particle, an internal generator, a transport path, a filter issue, or a moisture or temperature-control failure.
What the numbers do—and do not—tell you
The handbook figures provide useful design context: ±0.6 K is a common temperature tolerance example; ±0.06 to 0.3 K is likely in wafer or mask-writing areas; 7–12°C is a typical wafer-fab-space dew-point range; and some processes use −2°C to 14°C. Those values help a project team ask the right questions, but they cannot replace a process-specific specification.
The same principle applies to filters, FFUs, airflow direction, particle classes, and monitoring intervals. A fab’s final requirements depend on its devices, materials, lithography steps, tools, layout, regional climate, and quality system. Treat the SEMI explainer on semiconductor manufacturing cleanrooms as industry context, while using the applicable ISO documents and ASHRAE guidance to develop and verify the facility design.
